This might sound like a weird pick, seeing as the character was not quite himself at the time, but how about Human Nature/Family of Blood? I can't see any of the others nailing the romantic/passive John Smith => terrified John Smith => manic Doctor => terrifying vindictive god Doctor transition the way Tennant did.
