Tom Baker six-parters were mostly pretty good, but whoo, Pertwee is a different story.  I had to take a break from my Pertwee marathon after episode 1 of "The Sea Devils".  I could have made it through the rest of the serial, as it's a decent enough story, but I looked ahead and saw "The Mutants", "The Time Monster"

Judging by what made my sister wake up screaming in the middle of the night, the scariest DW villains are George Cranleigh and Omega (after he took on the Doctor's form and started decaying).
